Abstract
În articol este cercetată dependenţa mobilităţii electronice de dimensiunile canalului conductiv în heterostructura planară AlN/GaN/AlN. Se demonstrează teoretic că dependenţa mobilităţii electronice de dimensiunile canalului conductiv are un caracter oscilatoriu. Acest caracter oscilatoriu este explicat de interacţiunea tranziţiilor electronilor între subbenzi şi în cadrul subbenzilor.
The investigation of the dependence of the electron mobility on the conductivity channel thicknesses in planar zinc-blende AlN/GaN/AlN heterostructures was fulfilled in the presented paper. It was theoretically shown that the electron mobility manifests an oscillatory dependence on the channel thickness. This non-monotonic behaviour was explained by the interplay of intra- and inter-subband electron transitions.
