АКУСТИЧЕСКИЕ ФОНОНЫ В Si/Ge SUPRA-КРИСТАЛЛЕ

Abstract

În prezenta lucrare au fost investigate, din punct de vedere teoretic, proprietăţile fononilor acustici în tridimensionale ordonate Si/Ge suprareţele formate din puncte cuantice (supra-crystals). Calculele spectrelor şi ale dispersiilor fononilor acustici au fost realizate în cadrul modelului dinamic-molecular FCC (face-centered cubic cell). Au fost cercetate dependenţele densităţii de stări ale fononilor şi ale vitezelor de grup de energia fononilor. A fost stabilit că viteza mediede grup a fononilor acustici este aproape de zero în intervalul larg al energiilor fononilor hω >10 meV. Rezultateleobţinute ne permit să prezicem valoarea mică a conductibilităţii termice a reţelei în supra-crystals şi, respectiv, valoareamare a coeficientului termoelectric ZT.

In the presented article we relate on the theoretical investigation of acoustic phonon properties in Si/Ge threedimensionally ordered quantum dots superlattices (supra-crystals). Our calculations of the acoustic phonon energyspectra and phonon dispersions were performed in the framework of the face-centered cubic cell molecular-dynamicmodel. We have investigated the dependencies of phonon density of states and phonon group velocity on the phonon energy and have established that the average phonon velocity is close to zero in the wide range of phonon energieshω >10 meV. The obtained results allow us to predict the extremely low value of the lattice thermal conductivity insupra-crystals and correspondingly extremely high value of the thermoelectric figure of merit ZT.
