Abstract
În cadrul modelului molecular-dinamic Valence Force Field au fost cercetate proprietăţile fononice ale suprareţelelor formate din punctele cuantice Si/Ge. Se arată, că vitezele de grup medii ale fononilor în suprareţea sunt practic nule într-un diapazon larg al energiei fononilor ħω >10 meV. Rezultatele obţinute permit a prognoza valori mici ale conductibilităţi itermice de reţea a suprareţelelor comparativ cu firele cuantice.
In the framework of the molecular-dynamic Valence Force Field model we report on the theoretical investigation of phonon properties in Si/Ge one-dimensionally ordered quantum dot superlattices. It has been established that the average phonon velocity in superlattices is close to zero in the wide range of phonon energies 1 0meV. The obtained results allow us to predict the extremely low value of the lattice thermal conductivity in supra-crystals in comparison with regular quantum wires
